Heterointegration is the architectural and manufacturing approach that combines components, subsystems, or materials with differing physical properties, fabrication processes, or chemistries into a single, functionally integrated system. It extends beyond traditional monolithic integration by allowing diverse technologies, such as silicon and compound semiconductors, photonics, MEMS, and power devices, to operate together within one package or subsystem. The goal is to achieve higher performance, improved energy efficiency, or new functionality that is difficult to realize with a single material platform.

Key technologies include advanced packaging and interconnects, 3D integration, chiplet architectures, silicon interposers with through-silicon vias, wafer-level packaging, and bonding techniques that join heterogeneous dies or components. Interoperability is supported by standardized interfaces and design methodologies that accommodate mismatches in thermal, mechanical, and electrical characteristics. The approach often relies on modular building blocks that can be combined to meet specific performance, power, and area requirements.

Applications span high-performance computing, data centers, mobile AI accelerators, automotive electronics, aerospace systems, and medical devices, where heterogeneous integration enables, for example, high-speed data transfer, integrated optics, sensor fusion, or compact power management. It also supports emerging ecosystems such as co-packaged optics and integrated sensor–actuator systems.

Challenges include higher fabrication and test costs, reliability concerns due to thermal and mechanical stress from mismatches in coefficients of thermal expansion, long-term reliability under thermal cycling, supply chain fragmentation, and the need for design tools and standards to engineer cross-domain interoperability. Industry efforts emphasize chiplets, open interconnect standards, and collaborative ecosystems among materials vendors, foundries, and packaging houses to scale manufacturing and enable repeatable assembly.
