Dielectric and optical properties: Ta2O5 is a high-k dielectric, with a relative permittivity typically in the range of 20 to 25 for films, depending on phase and microstructure. Its refractive index in the visible spectrum is about 2.1 to 2.2, giving it attractive optical characteristics for coatings and thin films. It can be prepared by oxidation of metallic tantalum at high temperature or by hydrolysis of tantalum salts. Thin films and coatings are commonly deposited by methods such as sputtering, chemical vapor deposition, atomic layer deposition, or sol-gel processes, enabling integration into electronic and optical devices.

Applications: The primary use of Ta2O5 is as a high-k dielectric in capacitors and gate dielectrics for integrated circuits, including early DRAM applications. It is also employed in optical coatings, anti-reflective coatings, and waveguides due to its high refractive index and stability. Its chemical resistance and hardness further support protective coating applications.

Occurrence and safety: Ta2O5 does not typically occur as a simple, naturally mined mineral but is recovered from tantalum-bearing ore minerals such as tantalite through processing and oxidation. It is considered relatively inert and of low toxicity, though fine powders can irritate eyes or lungs, so standard handling precautions apply.
